Silicon nanowires with sub 10 nm lateral dimensions: From atomic force microscope lithography based fabrication to electrical measurements

چکیده
The ability of the atomic force microscope ~AFM! to realize lithography patterns on silicon surfaces is widely known and leads to the formation of silicon nanostructures after an etching step. In this article, we aim at improving the fabrication process to yield silicon nanowires with minimum lateral dimensions for the realization of Coulomb blockade based devices. First, we focus on the AFM lithography step: using pulsed voltages for the anodic oxidation of the silicon surface instead of the commonly employed continuous polarization, we obtain an improvement of both AFM lithography resolution and tip reliability. Second, after the wet etching step, we present a technique of oxidation/ deoxidation cycles, which allows a controlled thinning of the silicon wires. Combining these two techniques, we obtain silicon nanowires the widths of which are lower than 10 nm. Finally, as the wires are made on a silicon on insulator substrate, it opens the way to electrical characterization and we present some realizations and results. © 2002 American Vacuum Society. @DOI: 10.1116/1.1470519#

Nondestructive imaging of atomically thin nanostructures buried in silicon
It is now possible to create atomically thin regions of dopant atoms in silicon patterned with lateral dimensions ranging from the atomic scale (angstroms) to micrometers. These structures are building blocks of quantum devices for physics research and they are likely also to serve as key components of devices for next-generation classical and quantum information processing. Until now, the char...

Nanoscale science and technology has today mainly focused on the fabrication of nano devices. In this paper, we study the use of lithography process to build the desired nanostructures directly. Nanolithography on polymethylmethacrylate (PMMA) surface is carried out by using Atomic Force Microscope (AFM) equipped with silicon tip, in contact mode. The analysis of the results shows that the ...
متن کاملGa+ beam lithography for suspended lateral beams and nanowires
The authors demonstrate the fabrication of suspended nanowires and doubly clamped beams by using a focused ion beam implanted Ga etch mask followed by an inductively coupled plasma reactive ion etching of silicon. This method will demonstrate how a two-step, completely dry fabrication sequence can be tuned to generate nanomechanical structures on either silicon substrates or silicon on insulato...
متن کاملSilicon nanowire circuits fabricated by AFM oxidation nanolithography.
We report a top-down process for the fabrication of single-crystalline silicon nanowire circuits and devices. Local oxidation nanolithography is applied to define very narrow oxide masks on top of a silicon-on-insulator substrate. In a plasma etching, the nano-oxide mask generates a nanowire with a rectangular section. The nanowire width coincides with the lateral size of the mask. In this way,...
